For contributions to robust and optimal
control theory

The technologies conceived and developed by Matthew
O'Donnell have transformed real-time ultrasonic imaging into
a leading diagnostic tool. Envisioning a new approach to medical imaging, O'Donnell used the power of digital processing to
address fundamental issues that limited image quality by employing real-time, adaptive array processing to overcome phase aberrations. Current high-end scanners feature many of the concepts
developed by O'Donnell during the 1980s. He has also led the
integration of real-time imaging systems into therapeutic devices,
such as a synthetic imaging approach where the entire ultrasound
array and front-end electronics are integrated into the tip of a
coronary catheter. Other important contributions to medical imaging include his MRI phase contrast pulse sequence integral to
today's MRI angiography procedures.
An IEEE Life Fellow, O'Donnell is a professor and Dean Emeritus with the Department of Bioengineering at the University of
Washington, Seattle, WA, USA.

H-infinity optimal control is considered one of most significant developments in control theory, and Pramod P. Khargonekar played a key
role in developing its potential for robust control of critical processes
in industries ranging from aerospace and automotive to processing and
manufacturing. He realized that a new fundamental theory based on
state-space representations was feasible and could provide engineers
with a powerful, usable, computational framework for multivariable
robust control synthesis compared to hard-to-implement methods
based on transfer function theory. This would become known as the
Doyle-Glover-Khargonekar-Francis (DGKF) method. He also helped
introduce the benefits of multivariable control theory to semiconductor manufacturing, and his work on control algorithms and architectures for power grid operation is aiding the development of smart
grids with larger integration of renewable energy sources.
An IEEE Fellow, Khargonekar is a Distinguished Professor and
vice chancellor for research with the University of California, Irvine, CA, USA.

Daniel C. Edelstein, Alfred Grill, and C-K Hu

For contributions to manufacturable, reliable, and scalable Cu
interconnect and low-k dielectric technology for CMOS

The combined efforts of Daniel C. Edelstein, Alfred Grill, and C-K
Hu in making the benefits of copper (Cu) interconnect technologies
a feasible reality forever changed semiconductor manufacturing and
allowed the continued scaling of microelectronics. Their pioneering
work overcame the manufacturing and reliability challenges of introducing a new materials process to replace aluminum interconnects.
Edelstein described a qualified and commercial Cu interconnect
technology. His dual damascene structure yielded unique microstructures in electroplated Cu nanowires, making it possible to study
effects of nanoscale surfaces and interfaces on electron resistivity and
mass transport in Cu lines. Grill's development of silicon-carbonoxygen-hydrogen (SiCOH) dielectrics provided a unique class of

low-k dielectrics with strong chemical bonds, offering a distinct molecular structure that strengthened the thermomechanical properties
of porous low-k materials. Hu's work on electromigration of Cu
interconnects provided insights to understanding the basic scaling
law for predicting the degradation of electromigration lifetime and
development of new materials for future technology nodes.
