1980 (which he calls the "priority
date") for the Becke and Wheatley patent issued on 14 December 1982. My
work is referenced by him only by the
IEDM paper published in December
1982, resulting in his conclusion that
the "publication dates of Becke's patent and Baliga's paper are the same." I
would like to point out that this ignores
the following information provided in
my article "IGBT: The GE Story," published in the June 2015 issue of IEEE
Power Electronics Magazine [1].
■■An MOS-gated four-layer semiconductor structure was conceived and
disclosed by me at General Electric
(GE) in patent disclosure RD-10-243
on 26 July 1977.
■■The concept was reduced to practice
as reported at GE on 28 July 1979.
■■Based on the disclosure and reduction to practice, GE decided to file
my patent, number 4,969,028, on
2 December 1980, which was eventually issued on 6 November 1990.
In addition, the device structure
and experimental results were published by me in Electronic Letters on
27 September 1979. This publication
states: "This structure can be seen to
be similar to that of V-groove MOSFET
devices but with the drain region of
the MOSFET replaced by a p-type anode region." The experimental results
shown in the publication demonstrate
that "the device can be turned on by a
gate voltage above threshold voltage"
and "can be turned off by reducing the
gate voltage below the threshold voltage." These are the three criteria used
by Dr. Silber for defining an IGBT.
When looking at the history of IGBT
innovation, it is important and appropriate to take into consideration all of
the aforementioned "priority dates" for
my work on the IGBT, which precede
the filing date for Becke's patent application by nearly three years. I take pride
in the fact that I not only conceived
the IGBT idea at GE, but, even more

importantly, I also solved the latch-up
problem in the IGBT and the problem of
slow switching speed, both considered
major hurdles and showstoppers at
the time. This work was crucial to the
widespread application of the IGBT in
consumer and industrial products from
1982 to 1985 within GE and the creation
of the first commercial IGBT product
announced by GE on 20 June 1983. This
encouraged many other companies to
develop IGBT products that were announced several years later.
